  4. Principal investigator of grant funded by Department of Science and Technology for US $ 315,428 entitled “AlGaN/GaN Power Transistor Based Platform Technology and Modules for Smart Grid Applications”, (2018-2022)
Future Smart Electric Grid, is meant to enhance efficiency, ensure reliability, and enable integration of non-conventional and renewable energy sources, while meeting the traditional demand from electric grid, along with a reduction in the overall carbon footage. While the various segments of the smart grids e.g. generation, transmission, distribution and end-use utilization demand various levels of improvements, the solid state power electronic circuits provide a uniform platform for almost all strands particularly for distribution and end-use. Though Si based technology is ubiquitous for most of the traditional applications, wide band-gap technology is the need of the hour for smart-grids where efficiency is of utmost importance. SiC and GaN based devices are potential choices and both are gaining increasing acceptance on the device and technology community. However, GaN is going to outperform any other material because of its superior material properties. Hence, we have focused on developing GaN enhancement high electron mobility transistor based platform device and technology meeting the needs for electric smart-grid particularly in the context of distribution and end-use utilization. The work is largely divided into two segments i) development of enhancement mode GaN HEMT based power transistor platform technology which will lead to the realization of an array of devices to meet the various needs for smart-grids and ii) development of prototype modules for DC-DC converter and bi-directional solid-state circuit breaker. The platform E-mode GaN HEMT technology will allow an array of devices of various specifications. Some typical key specifications include 100-600 V voltage, 5-30 A current, 100 MHz switching frequency fast fall and rise times, zero reverse recovery loss.
